Custom Thermal Test Vehicles
Your Thermal Test Vehicle (TTV) is a custom device used as the centerpiece of your experimental package development setup. It provides integrated heating functionality capable of generating configurable temperature fields across the entire chip, while simultaneously enabling spatially resolved temperature measurement. This allows the thermal behavior of a real package to be simulated under realistic conditions while measuring the actual package core temperatures in situ.
TTV designs can be highly individual and application-specific. Parameters such as die size, heater and temperature sensor layouts, and the overall assembly design can all be tailored to specific requirements. This high degree of flexibility is one of the key reasons why TTVs have become an important tool in advanced packaging development.
